A Particle Model for Wigner Transport through Tunneling Structures

چکیده
– The Wigner equation taking into account both the non-local potential operator and a scattering operator represents a suitable physical model for carrier transport in nano structures. In this paper a new Monte Carlo method is proposed for the solution of the stationary Wigner equation. Scattering can be included at the level of the semi-classical Boltzmann scattering operator, whereas coherent effects are treated without simplifying approximations. As opposed to the Monte Carlo method for semi-classical transport, in the quantum case the weight of a particle can take on positive and negative values. Scattering and Space-Charge Effects in Wigner Monte Carlo Simulations of Single and Double Barrier Devices
Transport in single and double barrier devices is studied using a Monte Carlo solver for the Wigner transport equation. This approach allows the effects of tunneling and scattering to be included. Several numerical methods have been improved to render the Wigner Monte Carlo technique more robust, including a newly developed particle annihilation algorithm. A self-consistent iteration scheme wit...
متن کاملA Monte Carlo Method Seamlessly Linking Quantum and Classical Transport Calculations
A Monte Carlo method for carrier transport is presented, which simultaneously takes into account quantum interference and dissipation effects. The method solves the space-dependent Wigner equation including semi-classical scattering through the Boltzmann collision operator. To this equation a particle model is assigned, which interprets the non-local potential operator as a generation term for ...
متن کاملWigner function simulation of intrinsic oscillations, hysteresis, and bistability in resonant tunneling structures
Several interesting behaviors of resonant tunneling diodes (RTDs) are investigated through numerical simulation: high frequency self-oscillations, strong intrinsic hysteresis, and pronounced static bistability. Each of these behaviors has been observed experimentally in RTDs, but the measured effects have been slower (oscillations), weaker (hysteresis, bistability), or required external inducta...

Within the Thermal Wave Model framework a comparison among Wigner function, Husimi function, and the phase-space distribution given by a particle tracking code is made for a particle beam travelling through a linear lens with small aberrations. The results show that the quantum-like approach seems to be very promising. to appear in Phys. Lett. A E-mail: [email protected] Galluccio@axpna1...
متن کاملParametric statistics of the scattering matrix: From metallic to insulating quasi-unidimensional disordered systems
We investigate the statistical properties of the scattering matrix S describing the electron transport through quasi-one dimensional disordered systems. For weak disorder (metallic regime), the energy dependence of the phase shifts of S is found to yield the same universal parametric correlations as those characterizing chaotic Hamiltonian eigenvalues driven by an external parameter. This is an...
