چکیده

LAser Detection And Ranging (LADAR) is a promising tool for precise 3D-imaging, which enables field surveillance and target identification under low-light-level conditions in many military applications. For the time resolution and sensitivity requirements of LADAR applications, InGaAsP/InP Geiger-mode (GM) avalanche photodiodes (APDs) excel in the spectrum band between 1.0~1.6 μm. Previously MIT Lincoln Laboratory has demonstrated 3D LADAR imaging in the visible and near infrared (1.06 μm) wavelengths with InP/InGaAsP GMAPD arrays. In order to relieve the design tradeoffs among dark count rate (DCR), photo detection efficiency (PDE), afterpulsing, and operating temperature, it is essential to reduce the DCR while maintaining a high PDE. In this paper we will report the progress of GM-APD detectors and arrays with low DCR and high PDE at 1.06 μm. In order to improve both DCR and PDE, we optimized the multiplication layer thickness, substrate, and epitaxial growth quality. With an optimized InP multiplier thickness, a DCR as low as 100 kHz has been demonstrated at 4V overbias at 300 C. and at 240 K, less than 1 kHz DCR is measured. A nearly 40% PDE can be achieved at a DCR of 10 kHz at the reduced temperature.

Performance of InGaAs/InP Avalanche Photodiodes as Gated-Mode Photon Counters.

We investigate the performance of separate absorption multiplication InGaAs/InP avalanche photodiodes as single-photon detectors for 1.3- and 1.55-mum wavelengths. First we study afterpulses and choose experimental conditions to limit this effect. Then we compare the InGaAs/InP detector with a germanium avalanche photodiode; the former shows a lower dark-count rate. The effect of operating temp...

III-Nitride Based Avalanche Photo Detectors

Research into III-Nitride based avalanche photodiodes (APDs) is motivated by the need for high sensitivity ultraviolet (UV) detectors in numerous civilian and military applications. By designing III-Nitride photodetectors that utilize low-noise impact ionization high internal gain can be realized—GaN APDs operating in Geiger mode can achieve gains exceeding 1×10. Thus with careful design, it be...

Characterisation of Geiger-mode avalanche photodiodes for medical imaging applications

Recently developed multipixel Geiger-mode avalanche photodiodes (G-APDs) are very promising candidates for the detection of light in medical imaging instruments (e.g. positron emission tomography) as well as in high-energy physics experiments and astrophysical applications. G-APDs are especially well suited for morpho-functional imaging (multimodality PET/CT, SPECT/CT, PET/MRI, SPECT/MRI). G-AP...

III-Nitride photon counting avalanche photodiodes

In order for solar and visible blind III-nitride based photodetectors to effectively compete with the detective performance of PMT there is a need to develop photodetectors that take advantage of low noise avalanche gain. Furthermore, in certain applications, it is desirable to obtain UV photon counting performance. In this paper, we review the characteristics of III-nitride visible-blind avala...
