Characterization of InGaAs quantum dot lasers with a single quantum dot layer as an active region

چکیده
Quantum dot lasers with an active region consisting of just a single quantum dot layer have been grown using molecular beam epitaxy and characterized from 80 to 300 K. The quantum dot lasers lase from excited states over the entire temperature range. The characteristic temperature is 185$10 K over the temperature range 80—141 K and decreases to 111$2 K from 141—304 K. The effects of scattering by the quantum dots has also been analyzed and shown to be unimportant in these quantum dot lasers. ( 1998 Elsevier Science B.V. All rights reserved.

Energy Levels of InGaAs/GaAs Quantum Dot Lasers with Different Sizes
In this paper, we have studied the strain, band-edge, and energy levels of cubic InGaAs quantum dots (QDs) surrounded by GaAs. It is shown that overall strain value is larger in InGaAs-GaAs interfaces, as well as in smaller QDs. Also, it is proved that conduction and valence band-edges and electron-hole levels are size dependent; larger QD sizes appeared to result in the lower recombination...
متن کاملTime-dependent analysis of carrier density and potential energy in spherical centered defect InGaAs/AlGaAs quantum dot (SCDQD)
Interaction and correlation effects in quantum dots play a fundamental role in defining both their equilibrium and transport properties. Numerical methods are commonly employed to study such systems. In this paper we investigate the numerical calculation of quantum transport of electrons in spherical centered defect InGaAs/AlGaAs quantum dot (SCDQD). The simulation is based on the imaginary time...

متن کاملEffect of PbS Film Thickness on the Performance of Colloidal Quantum Dot Solar Cells
Colloidal quantum dots offer broad tuning of semiconductor band structure via the quantum size effect. In this paper, we present a detailed investigation on the influence of the thickness of colloidal lead sulfide (PbS) nanocrystals (active layer) to the photovoltaic performance of colloidal quantum dot solar cells. The PbS nanocrystals (QDs) were synthesized in a non-coordinating solvent, 1-oc...
متن کاملCharacterization of Novel III-V Semiconductor Devices
This thesis presents the characterization of tunnel junctions and tunnel-junction-coupled lasers. The reverse-biased leakage current in a tunnel junction can be exploited to tunnel electrons from the valence band of one active region to the conduction band of a second active region. Thus, tunnel-junction-coupled lasers are highly efficient as they allow electrons to stimulate the emission of ph...
