چکیده

Carbon nanotube field-effect transistor (CNT-FET) is a promising candidate for future electronic devices due to the excellent electronic properties. Recently, FET using CNTs as both electrodes and channel has been demonstrated [1]. The all-CNT devices can work on a flexible substrate without degrading their electrical properties [2,3] and may realize metal-free electronics. The fabrication technique is, however, complicated because it requires multiple CVD steps and ION/IOFF ratio is so far very low, not comparable with conventional CNT-FETs. We realized a high-performance all-SWNT FETs with a large ION/IOFF ratio and excellent transfer characteristics, fabricated by modifying our SAM-based patterning technique [4]. With an improved pattering technique of SAM film, metal catalysts are dip-coated in SAM removed area. By ACCVD technique patterned SWNT are grown on a Si substrate with 50 nm SiO2 layer. Here, vertically aligned and horizontal SWNTs, acting as electrodes and channel, respectively, are simultaneously synthesized in a one-step CVD process [Fig. 1(a)]. For measuring the FET properties in the back-gated configuration, the vertically-aligned SWNT films were used as source/drain electrodes as shown in Fig. 1(b). The resulting FET transfer characteristics show excellent properties with ION/IOFF ratio of 10 although the fabrication process is very simple. Here, the application of such all-SWNT FET will be discussed.

A simple chemical route to selectively eliminate metallic carbon nanotubes in nanotube network devices.

Semiconducting-only single-walled carbon nanotube (SWNT) network field effect transistors (FETs) have been fabricated by selectively reacting all the metallic SWNTs in the devices with diazonium reagents in a controlled manner. We have shown that the concentration of diazonium reagents used is crucial for selectively eliminating metallic SWNTs and keeping semiconducting ones intact. Excessive a...

Transfer printing of CVD graphene FETs on patterned substrates.

We describe a simple and scalable method for the transfer of CVD graphene for the fabrication of field effect transistors. This is a dry process that uses a modified RCA-cleaning step to improve the surface quality. In contrast to conventional fabrication routes where lithographic steps are performed after the transfer, here graphene is transferred to a pre-patterned substrate. The resulting FE...

Fabrication of carbon nanotube field effect transistors by AC dielectrophoresis method

Single wall carbon nanotubes (SWNTs) suspended in isopropyl alcohol have been placed between two electrodes by AC dielectrophoresis method. The number of SWNTs bridging the two electrodes is controlled by SWNT concentration of the suspension and deposition time. Through selectively burning off the metallic SWNTs by current induced oxidation, the back-gate carbon nanotube field effect transistor...

Ballistic (n,0) Carbon Nanotube Field Effect Transistors' I-V Characteristics: A Comparison of n=3a+1 and n=3a+2

Due to emergence of serious obstacles by scaling of the transistors dimensions, it has been obviously proved that silicon technology should be replaced by a new one having a high ability to overcome the barriers of scaling to nanometer regime. Among various candidates, carbon nanotube (CNT) field effect transistors are introduced as the most promising devices for substituting the silicon-based ...
