Effect of polyimide baking on bump resistance in flip-chip solder joints

چکیده
The effect of polyimide (PI) thermal process on the bump resistance of flip-chip solder joint is investigated for 28 nm technology device with aggressive extreme low-k (ELK) dielectric film scheme and lead-free solder. Kelvin structure is designed in the bump array to measure the resistance of single solder bump. An additional low-temperature pre-baking before standard PI curing increases the bump resistance from 9.3 mX to 225 mX. The bump resistance increment is well explained by a PI outgassing model established based on the results of Gas Chromatography–Mass Spectrophotometer (GC–MS) analysis. The PI outgassing substances re-deposit on the Al bump pad, increasing the resistance of interface between under-bump metallurgy (UBM) and underneath Al pad. The resistance of interface is twenty-times higher than pure solder bump, which dominates the measured value of bump resistance. Low-temperature plasma etching prior to UBM deposition is proposed to retard the PI outgassing, and it effectively reduces the bump resistance from 225 mX to 10.8 mX. 2013 Published by Elsevier Ltd.

متن کاملFailure Modes of Flip Chip Solder Joints Under High Electric Current Density
The failure modes of flip chip solder joints under high electrical current density are studied experimentally. Three different failure modes are reported. Only one of the failure modes is caused by the combined effect of electromigration and thermomigration, where void nucleation and growth contribute to the ultimate failure of the module. The Ni under bump metallization–solder joint interface ...
متن کاملMechanism of electromigration-induced failure in flip-chip solder joints with a 10-μm-thick Cu under-bump metallization
The electromigration-induced failure in flip-chip eutectic SnPb solder joints with a 10m-thick Cu under-bump metallization (UBM) was studied without the effect of current crowding in the solder region. The current crowding occurred inside the UBM instead of in the solder joint at the current density of 3.0 × 10 A/cm because of the spreading of current in the very thick Cu UBM. In these joints, ...
متن کاملInvestigation of Void Nucleation and Propagation in the Joule Heating Effect During Electromigration in Flip-Chip Solder Joints
This study analyzes the effect of void propagation on the temperature increase of solder joints by using x-ray microscopy, Kelvin probes, and infrared microscopy. It was found that the temperature rise due to void formation was less than 1.3 C when the voids depleted about 75% of the contact opening, even though bump resistance had increased to 10.40 times its initial value. However, the temper...
