Article history: Received 30 June 2015 Received in revised form 20 November 2015 Accepted 30 November 2015 Available online 7 December 2015 This paper reports an analysis of the degradation mechanisms of GaN-based normally-off transistors submitted to off-state stress, forward-gate operation and electrostatic discharges. The analysiswas carried out on transistors with p-type gate, rated for 600 V operation, developed within the European Project HIPOSWITCH. DC measurements, thermal analysis by transient interferometricmapping (TIM), and transmission line pulse (TLP)wereused in combination to achieve a complete description of the degradation and failure processes. The results of this investigation indicate that: (i) the analyzed devices have a breakdown voltage (measured at 1 mA/mm)higher than 600V; in off-state, drain current originates fromgate–drain leakage for drain voltages (VDS) smaller than 500 V, and from vertical leakage through the conductive substrate for higher drain bias. (ii) stepstress experiments carried out in off-state conditions may induce instabilities in both drain–source conduction and gate leakage. Failure consists in the shortening of the gate junction, and occurs at VDS higher than 600 V. (iii) in forward bias, the p-type gate is stable up to 7 V; for higher gate voltages, a time-dependent degradation is detected, due to the high electric field across the AlGaN barrier; (iv) TIM analysis performed under shortcircuited load conditions revealed hot spots at the drain side of the channel in the access region, thus indicating that these regions may behave as weak spots under high bias operation. Cumulative device degradation under such repeating pulses has also been revealed. (v) TLP tests were carried out to evaluate the voltage limits of the devices under off-state and on-state conditions. The results described within this paper provide relevant information on the reliability issues of state-of-the-art normally-off HEMTs with p-type gate. © 2015 Elsevier Ltd. All rights reserved.

AlGaN/GaN High Electron Mobility Transistor degradation under on- and off-state stress
AlGaN/GaN High Electron Mobility Transistors (HEMTs) with various gate lengths have been stepstressed under both onand off-state conditions. On-state, high power stress tests were performed on 0.17 lm gate length HEMTs and a single 5 lm spaced TLM pattern. Significant degradation of the submicron HEMTs as compared to the excellent stability of the TLM patterns under the same stress conditions r...

GaN-based transistors with p-GaN gate are commonly accepted as promising devices for application in power converters, thanks to the positive and stable threshold voltage, the low on-resistance and the high breakdown field. This paper reviews the most recent results on the technology and reliability of these devices by presenting original data. The first part of the paper describes the technolog...
متن کاملImplications of gate-edge electric field in AlGaN/GaN high electron mobility transistors during OFF-state degradation
Gate degradation in high electron mobility transistors (HEMTs) under OFF-state stress results from the high electric field near the gate edge. We investigate the evolution of this field over time in AlGaN/ GaN HEMTs upon OFF-state stress using a combination of electroluminescence (EL) microscopy and spectroscopy. EL analysis suggests that the electric field at the sites of generated surface def...
