چکیده

Recent experiments have explored the response of a single modeoptically injected QD laser. The experiments identify a domain ofbistability between two steady states at negative detuning and a Hopfbifurcation close to the locking threshold at positive detuning. More-over, the laser is stable for all injection levels at zero detuning. Theseobservations lead to a stability diagram injection amplitude versus de-tuning that contrasts to the diagram of a quantum well semiconductorlaser. The bifurcations responsible for the QD laser stability diagramare explained analytically by using a model appropriate for QD lasers.

Energy Levels of InGaAs/GaAs Quantum Dot Lasers with Different Sizes

In this paper, we have studied the strain, band-edge, and energy levels of cubic InGaAs quantum dots (QDs) surrounded by GaAs. It is shown that overall strain value is larger in InGaAs-GaAs interfaces, as well as in smaller QDs. Also, it is proved that conduction and valence band-edges and electron-hole levels are size dependent; larger QD sizes appeared to result in the lower recombination...

Enhanced Modulation and Noise Characteristics in 1.55 µm QD Lasers using Additional Optical Pumping

The modulation response, relative intensity noise (RIN) and frequency noise (FN) characteristics of quantum dot (QD) lasers are investigated theoretically in the presence of an external optical beam. Using small signal analysis of the rate equations for carriers and photons, it is demonstrated that by injecting excess carriers into the QDs excited state through optical pumping, the modulation r...

Feedback induced instabilities in a quantum dot semiconductor laser.

We analyse the properties of GaAs based quantum dot semiconductor lasers emitting near 1310 nm. The line-width enhancement factor is shown to depend strongly on device temperature, ranging from 1.5 at 20 degrees C to 5 at 50 degrees C. With optical feedback from a distant reflector, devices remained stable at 20 degrees C but displayed a range of instabilities at 50 degrees C, including irregul...

(hbcu/mi) Ultralow Noise Monolithic Quantum Dot Photonic Oscillators

three different nanostructured semiconductor lasers were studied – the quantum dot passively mode-locked laser, the dual-mode quantum dot laser and the optically-injected quantum dot distributed feedback laser. The key milestones achieved were: 1) the use of optical feedback to reduce the timing jitter of the pulsed lasers from 295 fs/cycle to 32 fs/cycle, 2) experimental determination of the o...

Modulation Response and Relative Intensity Noise Spectra in Quantum Cascade Lasers

Static properties, relatively intensity noise and intensity modulation response in quantum cascade lasers (QCLs) studied theoretically in this paper. The present rate equations model consists of three equations for the electrons density in the conduction band and one equation for photons density in cavity length. Two equations were derived to calculate the noise and modulation response. Calcula...
