Title of Document: TIN WHISKER RISK ASSESSMENT STUDIES Tong Fang, Doctor of Philosophy, 2005 Directed By: Professor Michael G. Pecht Department of Mechanical Engineering As a result of the global transition to lead (Pb)-free electronics, pure tin and high tin lead-free alloys have been widely adopted by the electronics part manufacturers as the materials of terminal finishes. However, electrically conductive tin whiskers have been found to develop in pure tin or high tin alloy finished surfaces, resulting in a reliability concern. Experimental results and observation appear to support the hypothesis that the driving forces for whisker formation is compressive stress. However, no accepted model and accelerated factors are available to describe and predict whisker growth. Though the issue of metal whiskers has been studied for over 60 years, currently there is no an industry-wide accepted methodology to quantify tin whisker risk. In this dissertation, a tin whisker risk assessment algorithm, which mainly focuses on bridging risk, is developed. The goal of this risk assessment algorithm is to provide a practical methodology for the electronics industry to quantify the failure risks posed by tin whiskers on tin-plated electronic products. This algorithm assessES tin whisker bridging risk quantitatively as a function of time. Probabilistic and statistical methods are applied to quantify the risk parameters, such as whisker density and length, related to assess tin whisker risk. Monte Carlo technique is the basic tool to sample the whiskers and assess the bridging risk. Two experiments are designed and conducted to simulate bridging failures caused by fixed and broken free whiskers. The methods to collect the information of the risk parameters are demonstrated. Prediction of whisker growth and tin whisker bridging risk is conducted based on the collected information. Error analyses on the differences between simulation and experimental results are provided. Nemi Tin Whisker Test Method Standards

The need to better understand whisker growth has dramatically increased as component suppliers convert from tin-lead (SnPb) finishes to Pb-free finishes of Sn and low-alloy-content Sn-based finishes. Whiskers are spontaneous growth of metal filaments emanating from the finish surface. The issues with whiskers are they may grow long enough to cause short circuiting or break off and interfere wit...

Statistical analysis of tin whisker growth

As the result of the global movement to lead-free electronics, companies which assemble semiconductor devices are switching from finishes incorporating lead to pure tin or high tin lead-free alloys. This transition has resulted in a reliability issue, concerning the formation of conductive tin whiskers which can grow across leads of a package and cause current leakage or short circuits. This pa...

The Effect of Temperature Cycling on Tin Whisker Formation

Tin platings on component finishes may grow whiskers under certain conditions, which may cause failures in electronic equipment. Although the thermal mismatch of tin and FeNi42 is well known and tin whiskers have been reported after thermal cycling of this material combination, no systematic investigation on the effects of thermal cycling is available. In this paper we describe the influence of...

Tin Whiskers Remain A Concern

The elimination of lead in electronic equipment due to governmental regulations (European Union End of Life Vehicle Directive and European Union Restriction of Hazardous Substances Directive) has increased the risk of electrical shorting due to the formation of tin whiskers in electronic products. Tin whiskers are hair-like tin structures that grow sporadically on surfaces coated with tin. Whis...

Tin whisker growth on bulk Sn-Pb eutectic doping with Nd

Tin whisker growth is a serious reliability concern for electronics using high-density packaging. Whisker growth behavior of tin lead eutectic solders doped with different neodymium concentration (5–0.1wt.%) was studied in present work. Results indicate that the Nd in the all of the Sn–Pb–Nd alloys mainly exists in NdSn3 intermetallic compound, and that the distribution of the NdSn3 phase is ve...
