چکیده

This paper describes a study to characterize the performance of surface micromachined electrostatic actuators, with a brief introduction to some MEMS (microelectromechanical systems) mirrors developed at BU incorporating these actuators. Fixed-fixed actuators were extensively tested to determine suitability for optical applications, and specffically for an adaptive optics imagining system. The critical issues relating to device performance, namely yield (indicating robustness and process reliability), position repeatability, precision and frequency response, were quantified in the research effort described here. The study demonstrated 95% device yield, 10 nm position repeatability (99% confidence levels), and greater than 66 kHz frequency bandwidth.

Stability Analysis in Parametrically Excited Electrostatic Torsional Micro-actuators

This paper addresses the static and dynamic stabilities of a parametrically excited torsional micro-actuator. The system is composed of a rectangular micro-mirror symmetrically suspended between two electrodes and acted upon by a steady (dc ) while simultaneously superimposed to an (ac ) voltage. First, the stability of the system subjected to a quasi-statically applied (dc ) voltage is investi...

A Lorentz Force Actuated Continuous Deformable Polymer Mirror for Wavefront Control

This paper describes MEMS deformable polymer mirror system for adaptive optics application. This system employs a 4 μm thick SU-8 membrane with a stress balanced double side aluminum coating as a mirror element. Underlying Lorentz actuators are used to control the surface topography of the mirror, enabling optical wavefront correction. Compared to electrostatic, piezoelectric, and thermal actua...

Micromachined Deformable Mirrors for Dynamic Wavefront Control

The design, manufacture, and testing of optical quality surface micromachined deformable mirrors (DMs) is described. With such mirrors, the shape of the reflective surface can be modified dynamically to compensate for optical aberrations and thereby improve image resolution in telescopes or microscopes. Over several years, we have developed microelectromechanical system (MEMS) processing techno...

MEMS Deformable Mirror Actuators with Enhanced Reliability

MEMS deformable mirrors with thousands of actuators are under development for space-based operation, which require fault tolerant actuators that will not fail due to electrical overstress. We report on advances made in the development of MEMS deformable mirror actuators with enhanced reliability for space-based, high-contrast imaging instrumentation that eliminate irreversible actuator damage r...
