Dynamic amplitude-phase coupling in quantum-dot lasers

چکیده
The well-known a-factor is a convenient measure to describe the magnitude of the amplitude-phase coupling of semiconductor lasers. But is the a-factor really a parameter? First-principle simulations of InGaAs quantum-dot lasers and amplifiers show that in spatially extended quantum-dot laser structures, the amplitude phase coupling is far from being a constant. Our computation of the a-factor demonstrates the same large and excitation-dependent variation and scatter as corresponding to experimentally determined values. Our results therefore provide a key to the interpretation and give a measure of applicability of the a-factor for the classification of quantum-dot lasers. © 2005 American Institute of Physics. fDOI: 10.1063/1.1931059g

Dynamic filamentation and beam quality of quantum-dot lasers
We present a comparative study of numerical simulations and experiments on the spatiotemporal dynamics and emission characteristics of quantum-well and quantum-dot lasers of identical structure. They show that, in the quantum-dot laser, the strong localization of carrier inversion and the small amplitude–phase coupling enable a significant improvement of beam quality compared to quantum-well la...
متن کاملContribution of off-resonant states to the phase noise of quantum dot lasers.
The phase noise of quantum dot lasers is investigated theoretically by coupling the Langevin noise sources into the rate equations. The off-resonant populations in the excited state and in the carrier reservoir contribute to the phase noise of ground-state emission lasers through the phase-amplitude coupling effect. This effect arises from the optical-noise induced carrier fluctuations in the o...
متن کاملA Comparison of Amplitude-Phase Coupling and Linewidth Enhancement in Semiconductor Quantum- Well and Bulk Lasers
The amplitude-phase coupling factor a (linewidth enhancement factor) is compared in typical semiconductor quantum-well and bulk double heterostructure lasers. As a direct consequence of the reduction of the differential gain, there is no reduction of a in the single quantum-well lasers compared to the bulk lasers. The number of quantum wells strongly affects the amplitude-phase coupling in quan...
متن کاملFrequency-dependent linewidth enhancement factor of optical injection-locked quantum dot/dash lasers.
Combining theoretical and experimental studies show that optical injection strongly changes the behavior of the linewidth enhancement factor (α(H)-factor) and the FM-to-AM indices ratio (FAIR) in quantum dash/dot semiconductor lasers. In contrast to solitary lasers, both the α(H)-factor and the FAIR at low-frequency modulation are reduced by optical injection. At high modulation frequency, howe...
