Wendell Alan Davis University of Texas at Arlington Department of Electrical Engineering Arlington, Texas 76011 Abstract. We present the design, fabrication, and characterization of surface micromachined on-chip 3-D air-core arch-shape solenoid microinductors. Combinations of unique surface micromachining fabrication process techniques, such as deformation of polymeric sacrifical molds and conformal electrodeposition of photoresist molds on nonplanar sacrificial polymer mounds, are utilized. An air gap inserted between the inductor’s body and the substrate is used to reduce the degradations of high-frequency inductor performances. Fabricated inductors are characterized and modeled at high frequencies from S-parameter measurements. ABCD parameters, derived from measured S parameters, are translated into a simplified physical p model. The resulting 2-, 3-, and 5-turn arch-shape suspended air-core solenoid inductors have inductances between 0.62 to 0.79 nH, peak quality (Q) factors between 15.42 to 17 at peak-Q frequencies between 4.7 to 7.0 GHz, and self-resonant frequencies between 47.6 to 88.6 GHz. © 2003 Society of Photo-Optical Instrumentation Engineers. Micromachined planar inductors on silicon wafers for MEMS applications
This paper describes three micromachined planar inductors (a spiral type, a solenoid type, and a toroidal meander type) with electroplated nickel–iron permalloy cores which have been realized on a silicon wafer using micromachining techniques. The electrical properties among the fabricated inductors are compared and the related fabrication issues are discussed, with emphasis on the low-temperat...

As operation frequencies and performance requirements of wireless devices increase, the resultant demands on the performance of passive components also increase. Miniaturization of inductive components for high frequency has been a key research area to address this issue; however, in general, miniaturized integrated inductors can suffer from low Q factors and/or self-resonant frequencies when c...
متن کاملDevelopment of Three-Dimensional Inductors Using Plastic Deformation Magnetic Assembly (PDMA)
On-chip inductors are critical for enabling portable power-efficient wireless communication systems. Existing on-chip spiral inductors based on conventional planar integrated-circuit fabrication technology suffer from substrate loss and parasitics, and have relatively large footprints. In this paper, we discuss the development of two types of on-chip three-dimensional (3-D) inductors—a vertical...
متن کاملA Low-Noise RF Voltage-Controlled Oscillator Using On-Chip High-Q Three-Dimensional Coil Inductor and Micromachined Variable Capacitor
A RF voltage-controlled oscillator (VCO) employs an onchip, high-Q, three-dimensional (3-D) coil inductor and micromachined variable capacitor for frequency tuning. Unlike conventional spiral inductors, the 3-D inductor minimizes the substrate loss and achieves a record Q of 30 at 1 GHz. The micromachined variable capacitor achieves a 15% tuning range with a nominal 2pF capacitance and a Q valu...

On-chip spiral micromachined inductors fabricated in a 0.18m digital CMOS process with 6-level copper interconnect and low-K dielectric are described. A post-CMOS maskless micromachining process compatible with the CMOS materials and design rules has been developed to create inductors suspended above the substrate with the inter-turn dielectric removed. Such inductors have higher quality factor...
