چکیده

Differences in sample quality and nitrogen incorporation in InGaAsN quantum well samples grown by metal-organic vapor phase epitaxy using either H2 or N2 as the carrier gas are studied by several ex situ methods. The nitrogen incorporation increases while the indium content and the growth rate of the quantum wells decrease when using N2 as the carrier gas instead of H2. Also, the hydrogen incorporation into the quantum well is reduced by one order of magnitude. In addition, the in situ reflectance monitoring technique is used to monitor the material quality of the sample and the slope of the reflectance change is shown to be linearly dependent on the quantum well nitrogen content. r 2006 Elsevier B.V. AlGaN/AlN multiple quantumwells grown by MOVPE on AlN templates using nitrogen as a carrier gas

AlxGa1 xN/AlN multiple quantum wells (MQWs) structures were grown by metalorganic vapour phase epitaxy (MOVPE) on pseudo AlN substrates using nitrogen as a carrier gas. Results of X-ray diffraction (XRD) and reciprocal space mapping (RSM) indicated no sign of strain relaxation in the quantum wells with respect to the AlN substrate. The MQW parameters such as thicknesses, growth rates and materi...

Effect of growth conditions on electrical properties of Mg-doped p-GaN

In this work the effect of carrier gas and post-growth activation conditions on the electrical properties of Mg-doped p-GaN single layers grown in a vertical flow close-coupled showerhead MOCVD system is investigated. The results of Hall effect measurements show that although the optimal Mg precursor flow rate depends on the growth atmosphere and is smaller when N2 is used as a carrier gas, sim...

Characterization of InGaAs and InGaAsN semiconductor saturable absorber mirrors for high-power mode-locked thin-disk lasers

We report a comparative study of carrier dynamics in semiconductor saturable absorber mirrors (SESAMs) containing InGaAs quantum wells and InGaAsN quantum wells (QWs). The static and dynamic reflectivity spectra were measured with a Fourier-transform-infraredspectrometer and a pump-probe setup, respectively. The influence of rapid thermal annealing (RTA) on carrier dynamics was studied. Due to ...

Improved photoluminescence of InGaAsN–„In...GaAsP quantum well by organometallic vapor phase epitaxy using growth pause annealing

The metalorganic chemical vapor deposition of a highly strained InGaAsN quantum-well ~QW! surrounded by ~In!GaAsP direct barrier layers is investigated. We found that growth pause annealing with AsH3 , performed immediately before and after the growth of the QW, significantly improves the optical quality of InGaAsN QW with ~In!GaAsP direct barriers. The utilization of larger band gap barrier ma...

Synthesis and Seeding Time Effect on the Inter-Crystalline Structure of Hydroxy-Sodalite Zeolite Membranes by Single Gas (H2 and N2) Permeation

Microporous hydroxy-sodalite zeolite membranes with different morphologies were synthesized via secondary growth technique with vacuum seeding on tubular α-Al2O3 supports at two different synthesis conditions (i.e. two different routes). Microstructures of the synthesized membranes were characterized by X-ray diffraction (XRD), Scanning electron microscope (SEM) and si...
