AlGaN-based ultraviolet light-emitting diodes grown on AlN epilayers

چکیده
AlGaN-based deep-ultraviolet light-emitting diode (LED) structures, which radiate light at 305 and 290 nm, have been grown on sapphire substrates using an AlN epilayer template. The fabricated devices have a circular geometry to enhance current spreading and light extraction. Circular UV LEDs of different sizes have been characterized. It was found that smaller disk LEDs had higher saturation optical power densities but lower optical powers than the larger devices. This trade-off between power and power density is a result of a compromise between electrical and thermal resistance, as well as the current crowding effect (which is due to the low electrical conductivity of high aluminum composition nand p-AlGaN layers). Disk UV LEDs should thus have a moderate size to best utilize both total optical power and power density. For 0.85 mm30.85 mm interdigitated LEDs, a saturation optical power of 2.9 mW s1.8 mWd at 305 nm s290 nmd was also obtained under dc operation. © 2004 American Institute of Physics. Effects of GaN/AlGaN/Sputtered AlN nucleation layers on performance of GaN-based ultraviolet light-emitting diodes
We report on the demonstration of GaN-based ultraviolet light-emitting diodes (UV LEDs) emitting at 375 nm grown on patterned sapphire substrate (PSS) with in-situ low temperature GaN/AlGaN nucleation layers (NLs) and ex-situ sputtered AlN NL. The threading dislocation (TD) densities in GaN-based UV LEDs with GaN/AlGaN/sputtered AlN NLs were determined by high-resolution X-ray diffraction (XRD)...

We report a systematic study of the optical and electrical properties of deep ultraviolet light emitting diodes based on digital alloy structures of AlN/Al0:08Ga0:92N grown by gas source molecular beam epitaxy with ammonia. Digital alloys are formed by short period superlattices consisting of Al0:08Ga0:92N wells, 0.50 or 0.75 nm thick, and AlN barriers, 0.75 to 1.5 nm thick. For digital alloys ...
متن کاملAluminum nitride nanowire light emitting diodes: Breaking the fundamental bottleneck of deep ultraviolet light sources
Despite broad interest in aluminum gallium nitride (AlGaN) optoelectronic devices for deep ultraviolet (DUV) applications, the performance of conventional Al(Ga)N planar devices drastically decays when approaching the AlN end, including low internal quantum efficiencies (IQEs) and high device operation voltages. Here we show that these challenges can be addressed by utilizing nitrogen (N) polar...

The optical polarization properties of staggered AlGaN-AlGaN/AlN quantum wells (QWs) are investigated using the theoretical model based on the k·p method. The numerical results show that the energy level order and coupling relation of the valence subband structure change in the staggered QWs and the trend is beneficial to TE polarized transition compared to that of conventional AlGaN/AlN QWs. A...

We have investigated the optimization of Al0.2Ga0.8N layers directly grown on sapphire by metalorganic vapor phase epitaxy (MOVPE). The quality of the AlGaN epilayers was improved by in situ nano-masking employing ultra-thin SiNx interlayers. Transmission electron microscopy (TEM) investigations reveal an enormous reduction of edge-type dislocations by SiNx nano-masking. Furthermore, formation ...
