چکیده

We present a quantitative conduction model for nonalloyed ohmic contacts to n-type GaAs ~n:GaAs! which employ a surface layer of low-temperature-grown GaAs ~LTG:GaAs!. The energy band edge profile for the contact structure is calculated by solving Poisson’s equation and invoking Fermi statistics using deep donor band and acceptor state parameters for the LTG:GaAs which are consistent with measured bulk and surface electrical properties of this material. The specific contact resistance is then calculated using an analytic expression for tunneling conduction through an equivalent uniformly doped Schottky barrier. The model has been used to fit measured specific contact resistances versus LTG:GaAs layer thickness and versus measurement temperature. These comparisons provide insights into the contact mechanism ~electron tunneling between metal states and conduction band states in n:GaAs! and indicate that low barrier heights ~0.3–0.5 V! and high activated donor densities (;1310 cm) have been achieved in these ex situ contacts. © 2000 American Institute of Physics. @S0021-8979~00!06413-6#

Stability of a low-temperature grown GaAs surface layer following air exposure using tunneling microscopy

The stability of a GaAs layer structure consisting of a thin ~10 nm! layer of low-temperature-grown GaAs on a heavily n-doped GaAs layer, both grown by molecular beam epitaxy, has been studied using a scanning tunneling microscope. The sample was exposed to the atmosphere between the layer growth and STM characterization. Tunneling spectroscopy shows both the GaAs band edges and a band of midga...

Interface and contact structures for nanoelectronic devices using assemblies of metallic nanoclusters, conjugated organic molecules and chemically stable semiconductor layers

Self-assembly (‘building’) approaches can provide well-controlled structures and assemblies at the nanometer scale, but typically do not provide the specific structures or functionalities required for robust nanoelectronic circuits. One approach to realize high-density nanoelectronic circuits is to combine self-assembly techniques with more conventional semiconductor device and circuit approach...

Nanoelectronic device applications of a chemically stable GaAs structure

We report on nanoelectronic device applications of a nonalloyed contact structure which utilizes a surface layer of low-temperature grown GaAs as a chemically stable surface. In contrast to typical ex situ ohmic contacts formed on n-type semiconductors such as GaAs, this approach can provide uniform contact interfaces which are essentially planar injectors, making them suitable as contacts to s...

Analysis of AlGaN/GaN high electron mobility transistors with nonalloyed Ohmic contacts achieved by selective area growth using plasma assisted molecular beam epitaxy

We achieved low-resistance nonalloyed Ohmic contacts for n-type GaN using selective area growth (SAG) by plasma assisted molecular beam epitaxy (PAMBE). Thus-fabricated high electron mobility transistor (HEMT) demonstrated comparable or more favorable electrical performance than the conventional alloyed counterpart. Meanwhile, the nonalloyed PAMBE-SAG technique avoids problems created by the hi...

Ohmic nanocontacts to GaAs using undoped and p-doped layers of low-temperature-grown GaAs

The development and characterization of high-performance nanocontacts to n-GaAs are reported. The nanocontacts can be made to both undoped and p-doped low-temperature-grown GaAs ~LTG:GaAs! cap layers. The geometry of the nanocontact is well characterized and requires the deposition of a 4 nm single-crystalline Au cluster onto an ohmic contact structure which features a chemically stable LTG:GaA...
