چکیده

We report the fabrication, and electrical and optical characterization, of solution-liquid-solid (SLS) grown CdSe nanowire field-effect transistors. Ultrathin nanowires (7–12 nm diameters) with lengths between 1 $m and 10 $m were grown by the SLS technique. Al-CdSe-Al junctions are then defined over oxidized Si substrate using photolithography. The nanowires, which were very resistive in the dark, showed pronounced photoconductivity even with a visible light source with resistance decreasing by a factor of 2–100 for different devices. Field-effect devices fabricated by a global backgating technique showed threshold voltages between −7.5 V and −2.5 V and on-to-off channel current ratios between 10 and 10 at room temperature. Channel current modulation with gate voltage is observed with the current turning off for negative gate bias, suggesting unintentional n-type doping. Further, optical illumination resulted in the loss of gate control over the channel current of the field-effect transistor.

Room-temperature quantum confinement effects in transport properties of ultrathin Si nanowire field-effect transistors.

Quantum confinement of carriers has a substantial impact on nanoscale device operations. We present electrical transport analysis for lithographically fabricated sub-5 nm thick Si nanowire field-effect transistors and show that confinement-induced quantum oscillations prevail at 300 K. Our results discern the basis of recent observations of performance enhancement in ultrathin Si nanowire field...

Field-effect transistors fabricated from diluted magnetic semiconductor colloidal nanowires.

Field-effect transistors (FETs) fabricated from undoped and Co(2+)-doped CdSe colloidal nanowires show typical n-channel transistor behaviour with gate effect. Exposed to microscope light, a 10 times current enhancement is observed in the doped nanowire-based devices due to the significant modification of the electronic structure of CdSe nanowires induced by Co(2+)-doping, which is revealed by ...

High carrier mobility in single ultrathin colloidal lead selenide nanowire field effect transistors.

Ultrathin colloidal lead selenide (PbSe) nanowires with continuous charge transport channels and tunable bandgap provide potential building blocks for solar cells and photodetectors. Here, we demonstrate a room-temperature hole mobility as high as 490 cm(2)/(V s) in field effect transistors incorporating single colloidal PbSe nanowires with diameters of 6-15 nm, coated with ammonium thiocyanate...

بررسی ورقه‌های سیلیکونی (111) و مقایسه آن با زیر لایه‌های سیلیکونی (100)

In the last decade, Si(100) has been used as a suitable substrate in field effect transistors. Some issues such as leakage current and tunneling current through the ultrathin films have been increased with shrinking the electronic devices – particularly, field effect transistors – to nanoscale, which is threatening more use of Si(100). We have thus demonstrated a series of experiments to grow ...
