Poly-sige High Frequency Resonators Based on Lithographic Definition of Nano-gap Lateral Transducers

چکیده
In this paper, we describe a new approach for fabrication of micromechanical resonators for radio-frequency communication applications. The proposed process provides ultra-narrow lateral gaps using lithographically-defined sacrificial Ge blades. By using Germanium as a sacrificial material, we eliminate the need for HF etching to release mechanical structures and thereby simplify the integration of these devices with CMOS electronics. Polycrystalline silicon-germanium (poly-SiGe) is used as the structural material in order to keep the thermal budget low (maximum temperature 425°C), so as to be compatible with CMOS metallization stacks. Resonators with frequencies up to 200MHz and Q ranging from 3,500 to 14,000 are demonstrated. Index terms – MEMS, resonator, silicon-germanium

Ashing Technique For Nano-gap Fabrication of Electrostatic Transducers
Using a low temperature process flow, a photoresist ashing technique was developed to define nano-gaps for the fabrication of electrostatically transduced RF MEMS. This was performed by shrinking laterally the photoresist to the required dimension in a O2 plasma etch system. Polycrystalline silicon-germanium (poly-SiGe) films replaced poly silicon as the structural layer, while poly germanium w...
متن کاملHigh frequency MoS2 nanomechanical resonators.
Molybdenum disulfide (MoS2), a layered semiconducting material in transition metal dichalcogenides (TMDCs), as thin as a monolayer (consisting of a hexagonal plane of Mo atoms covalently bonded and sandwiched between two planes of S atoms, in a trigonal prismatic structure), has demonstrated unique properties and strong promises for emerging two-dimensional (2D) nanodevices. Here we report on t...
متن کاملMetal and polySi (Ge) micromechanical devices for high frequency applications
In the current communications market, there exists a great demand for devices, which function as passive signal processing units. High performance and small size are identified to be the bottlenecks to meet market demand in communications area[1,3]. MEMS or micromachining technology can yield small, low weight and high performance components to replace the currently used off-chip components. Th...
متن کاملEffect of thermoelastic damping in nonlinear beam model of MEMS resonators by differential quadrature method
This paper presents a nonlinear model of a clamped-clamped microbeam actuated by an electrostatic load with stretching and thermoelastic effects. The frequency of free vibration is calculated by discretization based on the Differential Quadrature (DQ) Method. The frequency is a complex value due to the thermoelastic effect that dissipates energy. By separating the real and imaginary parts of fr...
متن کاملEffect of the Interparticle Interactions on Adsorption-Induced Frequency Shift of Nano-beam-Based Nanoscale Mass-Sensors: A Theoretical Study
It is well-known that the Interparticle interactions between adsorbates and surface of an adsorbent can affect the surface morphology. One of the consequences of this issue is that the resonant frequency of a nanoscale resonator can be changed due to adsorption. In this study we have chosen a cantilever-based nanoscale mass-sensor with a single nanoparticle at its tip. Using the classical...
