چکیده

We introduce a simulation technique suitable to model the tunneling leakage current in the metal(polySi)/CaF2/Si(111) MIS structures using TCAD simulators Minimos-NT and ViennaSHE. The simulations are performed using the real physical parameters of the CaF2/Si tunnel barrier. The results obtained for the case of near-equilibrium carrier transport are in a good agreement with experimental data and also with the simulation results yielded by our reference physical model. The obtained non-equilibrium hotelectron tunnel leakages in the hypothetical transistors with CaF2 as a gate dielectric are comparable to those in the structures with silicon dioxide. Being an important step forward for the device application of calcium fluorite, this work opens the possibility of simulating the characteristics of different siliconbased systems with crystalline insulators. © 2014 Elsevier B.V. Resonant Tunneling and Its Prospects in Si / ZnS and Si / CaF 2 Heterostructures

The theory of tunneling and resonant tunneling is reviewed. Experimental justification of this theory was provided by an InP-based RTD with room-temperature PVR = 12. Its valley current was well-modeled as the sum of thermionic emission through the second resonance and a temperature-independent scattering/defect component. ZnS and CaF2 were experimentally considered as epitaxial barrier materia...

بررسی ورقه‌های سیلیکونی (111) و مقایسه آن با زیر لایه‌های سیلیکونی (100)

In the last decade, Si(100) has been used as a suitable substrate in field effect transistors. Some issues such as leakage current and tunneling current through the ultrathin films have been increased with shrinking the electronic devices – particularly, field effect transistors – to nanoscale, which is threatening more use of Si(100). We have thus demonstrated a series of experiments to grow ...

Contrast in scanning probe microscopy images of ultra-thin insulator films

The contrast in scanning probe microscopy (SPM) images of ultra-thin CaF2 films epitaxially grown on Si(111) is studied using scanning tunneling microscopy (STM) and scanning force microscopy (SFM). STM images of CaF2/Si(111) exhibit a distinct contrast depending on the bias voltage. While images obtained with positive sample bias voltages show the physical topography of the film, images obtain...

TCAD Based Analysis of Gate Leakage Current for High-k Gate Stack MOSFET

Scaling of metal-oxide-semiconductor transistors to smaller dimensions has been a key driving force in the IC industry. This work analysis the gate leakage current behavior of nano scale MOSFET based on TCAD simulation. The Sentaurus Simulator simulates the high-k gate stack structure of N-MOSFET for analysis purpose. The impact of interfacial oxide thickness on the gate tunneling current has b...

Self-assembled Fe nanowires using organometallic chemical vapor deposition and CaF2 masks on stepped Si(111)

Linear arrays of 3 nm wide Fe stripes with 15 nm spacing are fabricated by self-assembly. They are formed by photolysis of ferrocene that is selectively adsorbed between CaF2 stripes. An ultraviolet nitrogen laser removes the organic ligands from ferrocene. Arrays of CaF2 stripes serve as masks, which are self-assembled on a stepped Si~111! surface. Scanning tunneling microscopy is used to inve...
