چکیده

ÐThe e€ects of screening on the polar optical phonon scattering rates and on the transport properties of the two-dimensional electron gas in AlGaAs/GaAs modulation doped heterostructures have been investigated through Monte Carlo simulations incorporating the three valleys of the conduction band, size quantization in the G valley and the lowest three subbands in the quantum-well. At typical sheet densities observed in modulation doped ®eld-e€ect transistors, screening considerably a€ects the electron transport properties under moderately large ®elds and at low temperatures, by lowering the intrasubband polar-optical phonon scattering rates especially in the ®rst subband. The results show that screening, which is usually ignored in device Monte Carlo simulations, should be included in the simulation in order to be able to predict the device performance correctly. # 1998 Elsevier Science Ltd. Electrical and Material Properties of Strained Silicon/Relaxed Silicon Germanium Heterostructures for Single-Electron Quantum Dot Applications

A single-electron quantum dot device is an ideal environment to demonstrate the concept of a spin-based quantum bit, a promising candidate to realize a quantum computer. Two-dimensional electron gases (2DEGs) in silicon/silicon germanium heterostructures have been considered as a potential platform to fabricate singleelectron quantum dots for spin manipulations because silicon has an inherently...

Low- and high-field transport properties of modulation-doped SiÕSiGe and GeÕSiGe heterostructures: Effect of phonon confinement in germanium quantum wells

In this paper we report experimental studies carried out on two-dimensional electrons in strained silicon and two-dimensional holes in strained germanium channel modulation doped heterostructures, to understand their lowand high-field transport properties. Hall measurements were done to determine the low-field Ohmic mobility as a function of temperature ~13–300 K!. Geometric magnetoresistance t...

High - field transport properties of ! lnAs , P , - , / lnP ( 0 . 3 gxg I . Q ) modulation doped heterostructures at 300 and 77

We have measured the high-field transport characteristics of pseudomorphic InAs,Pi JInP (0.3<x<l.O) modulation doped heterostructures at 300 and 77 K. The field dependent steady state average velocities increase steadily with increase in x. The maximum velocities that have been measured in InAs/InP are 1.7~ lo7 cm/s (2.5 kV/cm) and 3.2~ 10’ cm/s (2.2 kV/cm) at 300 and 77 K, respectively. These ...
