Energy backtransfer and infrared photoresponse in erbium-doped silicon p-n diodes

چکیده
Temperature-dependent measurements of the photoluminescence ~PL! intensity, PL lifetime, and infrared photocurrent, were performed on an erbium-implanted silicon p – n junction in order to investigate the energy transfer processes between the silicon electronic system and the Er 4 f energy levels. The device features excellent light trapping properties due to a textured front surface and a highly reflective rear surface. The PL intensity and PL lifetime measurements show weak temperature quenching of the erbium intra-4 f transition at 1.535 mm for temperatures up to 150 K, attributed to Auger energy transfer to free carriers. For higher temperatures, much stronger quenching is observed, which is attributed to an energy backtransfer process, in which Er deexcites by generation of a bound exciton at an Er-related trap. Dissociation of this exciton leads to the generation of electron–hole pairs that can be collected as a photocurrent. In addition, nonradiative recombination takes place at the trap. It is shown for the first time that all temperature-dependent data for PL intensity, PL lifetime, and photocurrent can be described using a single model. By fitting all temperature-dependent data simultaneously, we are able to extract the numerical values of the parameters that determine the ~temperature-dependent! energy transfer rates in erbium-doped silicon. While the external quantum efficiency of the photocurrent generation process is small (1.8310) due to the small erbium absorption cross section and the low erbium concentration, the conversion of Er excitations into free e – h pairs occurs with an efficiency of 70% at room temperature. © 2000 American Institute of Physics. @S0021-8979~00!09620-1#

Design and Performance of an Erbium-Doped Silicon Waveguide Detector Operating at 1.5 m
A new concept for an infrared waveguide detector based on silicon is introduced. It is fabricated using silicon-on-insulator material, and consists of an erbium-doped p–n junction located in the core of a silicon ridge waveguide. The detection scheme relies on the optical absorption of 1.5m light by Er ions in the waveguide core, followed by electron–hole pair generation by the excited Er and s...

Er doped GaN (GaN:Er) p-i-n structures were prepared by metal organic chemical vapor deposition. Effects of growth pressure on the optical performance of GaN:Er p-i-n structures have been investigated. Electroluminescence measurements revealed that the optimal growth pressure window for obtaining strong infrared emission intensity at 1.54 μm is around 20 torr, while the greater amount of Ga vac...

We have fabricated a series of thin (~50 nm) erbium-doped (by ion implantation) silicon-rich oxide films in the configuration that mitigates previously proposed mechanisms for loss of light emission capability of erbium ions. By combining the methods of optical, structural and electrical analysis, we identify the erbium ion clustering as a driving mechanism to low optical performance of this ma...

Erbium doped AlN epilayers (AlN:Er) have been grown by metal organic chemical vapor deposition. The 1.54 μm emission properties were probed by photoluminescence (PL) emission spectroscopy and compared with those of GaN:Er. Optimum intensity of the 1.54 μm emission from AlN:Er was obtained for growth temperature at 1050 °C. It was found that the emission intensity from AlN:Er is higher than that...
