چکیده

Ion acoustic wave phenomena are studied and compared in two low-pressure argon discharges created by helicon sources. The wave amplitudes are spatially localized near the edge of a plasma column as the amplitudes of the “mirror waves” that are separated from the helicon source frequency by the ion wave frequency. Dependencies of the ion wave on radial position, pressure, input power, and magnetic field are investigated. Measurements of the wavelength show that the wave is traveling azimuthally at approximately the ion sound speed in the direction of electron gyration. Although the wave spectra are indicative of a parametric decay phenomenon, it seems more likely that the radial plasma pressure gradient drives an ion acoustic instability which then modulates the helicon source. © 2004 American Institute of Physics. Limits to ion energy control in high density glow discharges: easurement of absolute metastable ion concentrations

Unprecedented demands for uniformity, throughput, anisotropy, and damage control in submicron pattern transfer are spurring development of new, low pressure, high charge density plasma reactors, Wafer biasing, independent of plasma production in these new systems is intended to provide improved ion flux and energy control so that selectivity can be optimized and damage can be minimized. Helicon discharges and sources: a review∗

Helicon waves are waves in low-temperature, partially ionized plasmas in a dc magnetic field (B-field). The study of helicons involves both ion–neutral collisions and Larmor orbits, even when the B-field is uniform. Helicon discharges are ionized by helicon waves generated by a radiofrequency (RF) antenna. Interest in helicon discharges arose because of the high plasma densities they generate c...

Modeling the transitions from capacitive to inductive to wave-sustained rf discharges

Radio frequency (rf) plasma sources used in the processing of thin films can be divided into three distinct categories: capacitive (E), inductive (H), and wave (W) -sustained (e.g., helicon) discharges. As the excitation power or voltage is increased, transitions from capacitive to inductive to helicon discharges are often observed, in some cases exhibiting hysteresis. A model is developed to d...

Low Temperature Plasma Technology Laboratory Equilibrium theory of cylindrical discharges with special application to helicons

Radiofrequency discharges used in industry often have centrally peaked plasma density profiles n(r) although ionization is localized at the edge, even in the presence of a dc magnetic field. This can be explained with a simple cylindrical model in one dimension as long as the short-circuit effect at the endplates causes a Maxwellian electron distribution. Surprisingly, a universal profile can b...
