چکیده

We study the weight dynamics of the floating-gate pFET synapse and the effects of the pFET’s gate and drain voltages on these dynamics. We show that we can derive a weight update rule such that the equilibrium weight value is proportional to the correlation between the gate and drain voltages. In particular, we want a rule of the form _ = + [ ], where is a voltage signal on the gate terminal and is a voltage signal on the drain terminal. We obtain this rule by making a linear approximation to the weight dynamics around a given equilibrium point. We develop this approximation by considering the basic functional form of the system dynamics and then examining the effects of the gate and drain voltages on the specifics of this form.

A Four-quadrant Floating-gate Synapse

We present a new type of pFET synapse; by degenerating the source, the oxide currents provide stabilizing feedback to the oating gate and to the drain. We present experimental measurements from a oating-gate synapse that simultaniously computes four-quadrant products of its input and weight values, and computes a four-quadrant correlation, typical of hebbian and backpropagation learning rules, ...

Continuous-time Feedback in Floating-gate Mos Circuits

We present the negativeand positive-feedback circuit congurations of continuous-time oating-gate MOS circuits. We start by reviewing the dynamics of our pFET and nFET single-transistor synapses. We present the range of possible stabilizing and destabilizing types of feedback in circuits with one oating-gate synapse, including data from nFET and pFET synapses. We then show examples of competitiv...

A Complementary Pair of Four-Terminal Silicon Synapses

We have developed a complementary pair of pFET and nFET floating-gate silicon MOS transistors for analog learning applications. The memory storage is nonvolatile; hot-electron injection and electron tunneling permit bidirectional memory updates. Because these updates depend on both the stored memory value and the transistor terminal voltages, the synapses can implement a learning function. We h...

Learning spike - based correlations and conditional probabilities in silicon

We have designed and fabricated a VLSI synapse that can learn a conditional probability or correlation between spik e-based inputs and feedback signals. The synapse is low power, com pact, provides nonvolatile weight storage, and can perform simulta neous multiplication and adaptation. We can calibrate arrays of s ynapses to ensure uniform adaptation characteristics. Finally, a daptation in our...
