چکیده

We use Y-stabilized ZrO2 (YSZ) as a promising single-crystal wafer material for the epitaxial growth of transition metal dichalcogenides applicable both physical (PVD) and chemical vapor deposition (CVD) processes. MoS2 layers grown on YSZ (111) exhibit 6-fold symmetry in-plane relationship with (1010) || (211) YSZ. The PVD sub-monolayer thin films show nucleation islands lateral size up to 100 nm preferential alignment along substrate step edges. strong photoluminescence yield expected 2H-phase in single monolayer limit. CVD samples are composed triangular several micrometer presence antiparallel domains. results represent route towards fabrication wafer-scale crystalline dichalcogenide tunable layer thickness commercially available wafers. Layered transition metal dichalcogenides: promising near-lattice-matched substrates for GaN growth

Most III-nitride semiconductors are grown on non-lattice-matched substrates like sapphire or silicon due to the extreme difficulty of obtaining a native GaN substrate. We show that several layered transition-metal dichalcogenides are closely lattice-matched to GaN and report the growth of GaN on a range of such layered materials. We report detailed studies of the growth of GaN on mechanically-e...

Metal Induced Growth of Transition Metal Dichalcogenides at Controlled Locations

Metal induced nucleation is adopted to achieve the growth of transition metal dichalcogenides at controlled locations. Ordered arrays of MoS2 and WS2 have successfully been fabricated on SiO2 substrates by using the patterned Pt/Ti dots as the nucleation sites. Uniform MoS2 monolayers with the adjustable size up to 50 μm are grown surrounding these metal patterns and the mobility of such layer ...

Phase engineering of transition metal dichalcogenides.

Transition metal dichalcogenides (TMDs) represent a family of materials with versatile electronic, optical, and chemical properties. Most TMD bulk crystals are van der Waals solids with strong bonding within the plane but weak interlayer bonding. The individual layers can be readily isolated. Single layer TMDs possess intriguing properties that are ideal for both fundamental and technologically...

Exciton formation in monolayer transition metal dichalcogenides.

Two-dimensional transition metal dichalcogenides provide a unique platform to study excitons in confined structures. Recently, several important aspects of excitons in these materials have been investigated in detail. However, the formation process of excitons from free carriers has yet to be understood. Here we report time-resolved measurements on the exciton formation process in monolayer sam...
