Negative capacitance (NC) field-effect transistors have great potential as next-generation low-power due to their ability overcome the Boltzmann limit. However, fundamental physical mechanism of negative has not yet been clarified. This paper investigates thermodynamic driving force transient NC in series circuit a resistor and ferroelectric capacitor (R–FEC). We find that widely applied Landau–Khalatnikov theory, which describes minimization Gibbs free energy, limitation understand NC. The is difference between elastic energy electric polarization work. Moreover, we appearance phenomenon accepted viewpoint goes through curvature region landscape (Ga). Instead, after barrier Ga disappears, appears when field across material reaches local maximum. Furthermore, our results show this process depends on both intrinsic parameters extrinsic factors R–FEC circuit.
