The performance of IHEP-NDL LGAD sensors after neutron irradiation

The performances of Low Gain Avalanche Diode (LGAD) sensors from a neutron irradiation campaign with fluences 0.8 × 1015, 1.5 1015 and 2.5 neq/cm2 are reported in this article. These LGAD developed by the Institute High Energy Physics, Chinese Academy Sciences Novel Device Laboratory for Granularity Timing Detector Luminosity Large Hadron Collider. timing resolution collected charge were measured electrons beta source. After fluence neq/cm2, decreases 40 fC to 7 fC, signal-to-noise ratio deteriorates 48 12, increases 29 ps 39 ps.
