This work reports a multipurpose highly linear ultrawideband amplifier with gain-bandwidth product (GBP) of 1.75 THz, the highest reported in any monolithic microwave integrated circuit (MMIC) process. A transimpedance is cascaded distributed amplifier, emulating receiver subsystem. Using diamond heat spreader, to dissipate from transistors, amplification subsystem can achieve very high output third-order-intercept point (OIP3) 20 24 dBm when measured between 5 and 65 GHz. small-signal average gain dB observed over frequency range exceeding maximum measurable bandwidth dc 110 Compared other MMIC amplifiers beyond 110-GHz bandwidth, offers unique combination linearity gain. As result, suitable for applications optical-electrical converters, spectroscopy, measurement systems subterahertz range.
