چکیده
This article reports on the investigation and optimization of cryogenic noise mechanisms in InGaAs metamorphic high-electron-mobility transistors (mHEMTs). HEMT technologies with a gate length 100, 50, 35 nm are characterized both under room temperature conditions. Furthermore, two additional technology variations 50-nm investigated to decompose different HEMTs. Therefore, extended Ku-band low-noise amplifiers presented benchmark their performance. Technology C exhibits an average effective 4.2 K between 8 18 GHz minimum 3.3 when amplifier is cooled 10 K. The provides gain 39.4 dB at optimal bias. improved performance has been achieved by epitaxial structure technology, which leads low leakage currents high drain current To best authors' knowledge, this first time that demonstrated Ku-band.

On-Wafer, Cryogenic Characterization of Ultra-Low Noise HEMT Devices
Significant advances in the development of high electron-mobility field-effect transistors (HEMTs) have resulted in cryogenic, low-noise amplifiers (LNAs) whose noise temperatures are within an order of magnitude of the quantum noise limit (hf/k). Further advances in HEMT technology at cryogenic temperatures may eventually lead to the replacement of maser and superconducting–insulator– supercon...
متن کاملDC–35 GHz low-loss MMIC switch using 50 nm gate-length MHEMT technology for ultra-low-power applications
A broadband low-loss, ultra-low-power consumption transmit/receive switch using high-performance 50 nm gate-length metamorphic high electron mobility transistors (MHEMTs) is presented. The single pole double throw (SPDT) monolithic switch utilises a drain contact electrode sharing concept using a two-finger MHEMT. An optimal gate width of the MHEMT was chosen for low-loss, high-isolation perfor...
متن کامل100 nm AlSb/InAs HEMT for Ultra-Low-Power Consumption, Low-Noise Applications
We report on high frequency (HF) and noise performances of AlSb/InAs high electron mobility transistor (HEMT) with 100 nm gate length at room temperature in low-power regime. Extrinsic cut-off frequencies fT/f max of 100/125 GHz together with minimum noise figure NF(min) = 0.5 dB and associated gain G(ass) = 12 dB at 12 GHz have been obtained at drain bias of only 80 mV, corresponding to 4 mW/m...
متن کاملUltra-low-noise, High-impedance Preamp for Cryogenic Detectors
Introduction: Certain liquid-helium-cooled semiconducting materials make the most sensitive radiation detectors for the far-infra-red region of the spectrum. A few examples are the InSb Putley-mode detector, the Ge photoconductor and the GaAs photoconductor. All three display high dynamic impedance, relatively large bandwidth and very little noise because of their low operating temperature. The...
