static properties, relatively intensity noise and intensity modulation response in quantum cascade lasers (qcls) studied theoretically in this paper. the present rate equations model consists of three equations for the electrons density in the conduction band and one equation for photons density in cavity length. two equations were derived to calculate the noise and modulation response. calcula...

In this paper, the nonlinear rate equations governing a quantum dot laser isused to simulate the transient as well as the steady-state behaviors of the laser.Computation results show that the rate equations are capable of simulating true behaviorof a quantum dot laser. Then, the pump rates of the rate equations (which show indirectelectrical pumping of the quantum dots through a wetting layer) ...

While AlGaN quantum cascade electro-optic devices recently received particular interest, the behavior of such vertical devices is not well understood and their performance greatly lags behind that of horizontal devices. The RTD is a benchmark for any such quantum cascade/intersubband (ISB) device. While epitaxial quality of InGaN/AlGaN could be improved so far that blue laser diodes became poss...

We demonstrate that a short hollow dielectric tube can act as a dielectric waveguide and transform the multimode, highly diverging terahertz quantum cascade laser beam into the lowest order dielectric waveguide hybrid mode, EH(11), which then couples efficiently to the free-space Gaussian mode, TEM(00). This simple approach should enable terahertz quantum cascade lasers to be employed in applic...

We present the design and realization of active photonic crystal (PhC) terahertz quantum-cascade lasers. The devices consist of sub-wavelength isolated pillars which are embedded in a double-metal waveguide. The lasing is observed at flat-band regions not in the bandgap itself. A stable single-mode emission under all driving conditions is achieved.

We report a bowtie plasmonic quantum cascade laser antenna that can confine coherent mid-infrared radiation well below the diffraction limit. The antenna is fabricated on the facet of a mid-infrared quantum cascade laser and consists of a pair of gold fan-like segments, whose narrow ends are separated by a nanometric gap. Compared with a nano-rod antenna composed of a pair of nano-rods, the bow...

A recently developed distributed feedback quantum cascade laser (QCL) capable of thermoelectric-cooled (TEC) continuous-wave (cw) operation and emitting at ∼ 9 μm is used to perform laser chemical sensing by tunable infrared spectroscopy. A quasi-continuous-wave mode of operation relying on long current pulses (∼ 5 Hz, ∼ 50% duty cycle) is utilized rather than pure cw operation in order to exte...

We combine photonic and electronic band structure engineering to create a surface-emitting quantum cascade microcavity laser. A high-index contrast two-dimensional photonic crystal is used to form a micro-resonator that simultaneously provides feedback for laser action and diffracts light vertically from the surface of the semiconductor surface. A top metallic contact allows electrical current ...
