We report infrared photocurrent ~PC! and photoluminescence ~PL! spectroscopy of self-assembled Ge dots grown on Si~100! by molecular beam epitaxy. PL spectra show a transition from twoto three-dimensional growth as the Ge thickness exceeds 7 Å.
